In this paper, we report our approaches in realizing EOT of 0.5nm and below with rare earth La2O3 high-k gate dielectric. An EOT of 0.43nm was obtained from a TiN/W/La2O3(3nm)/n-Si capacitor by optimizing the thickness W layer. Our results show that a proper gate electrode is one of the most important factors for realizing EOT below 0.5nm.
A direct high-k/Si gate stack has been proposed for gate oxide scaling. With LaCe-silicate, an EOT of 0.64 nm with an average dielectric constant (kav) of 17.4 has been obtained and an extremely low gate leakage current (Jg) of 0.65 A/cm2. The flatband voltage (Vfb) can be controlled by the compositional ratio of La in the LaCe-silicate layer. Furthermore, incorporation of Ge atom into the silicate...
An aggressive EOT scaling with high-k gate dielectrics has been presented by selection of a rare earth silicate (La, Ce and Pr) as an interfacial layer with La2O3 stacking. Among silicates, La2O3/Ce-silicate nFET has performed a small EOT of 0.51 nm with a reduced gate leakage current of 102 A/cm2. SrO capping further reduces the gate leakage current also with a smaller EOT with improved subthreshold...
This paper suggests two advantages of the biarticular muscle which has been said to play an important role in human's motion control; one is stiffness direction stabilization of an end effector which results in stabilization of the posture, and the other is inertia matrix diagonalization in the dynamics of a robot manipulator. In order to analyze these characteristics, we adopt three-pair six-muscle...
Motor control to assist human force without a force sensor is designed based on two-degree-of-freedom control theory. First force sensor-less power assist control is designed and its robustness is analyzed. Then it is incorporated with the reference tracking control using the two degree-of-freedom control. The proposed control can design the motion with regarding to the reference and the motion with...
Business activity monitoring (BAM) is a concept for computer systems which support monitoring situations and the performance of business processes as they execute. The monitoring system needs to capture and to process numerous events while correlating them with other events stored in a database. If the database accesses become very frequent, read-only and write-only accesses can achieve high throughputs...
To monitor and warrant the performance of concerned business operations, formal representation for business performance models are needed so business analysts can describe what they expect from business service providers. This paper proposes a metamodel and an authoring tool for describing business performance for business services in the context of SOA. A business performance model explicitly captures...
Partial discharge inception voltage (PDIV) of twisted pair under repetitive bipolar impulse voltage was found to fluctuate as PDIV measurements repeat. In this paper the discharge location is observed to each PDIV measurement using high-sensitive CCD camera just after PD inception. The result shows the PD location changes as measurements repeats; discharge occurs in a whole air gap between two wires...
We have developed a simple and portable diagnosis system on site for solar power modules with step1, step2 to check modules and cells in them respectively. By the first step, we compound modules' IV curve using Isc and Voc data measured under flashlight to get modules' performance. By the second step, Isc of each cell in the modules is decided using a ND filter. The results by the first step for c-Si...
